A specialty silicone material supplier launched a low-dielectric-loss silicone gel optimized for 2.5D and 3D advanced semiconductor packaging this week. The platinum-cured gel features ultra-low dissipation factor, low thermal expansion and soft stress-absorbing properties, designed to protect high-bandwidth memory and AI computing chips from thermal cycling damage. Unlike conventional electronic potting silicone, this grade avoids signal interference at high GHz frequencies, a critical requirement for next-generation data center processors. It flows easily to fill micro gaps without air entrapment and maintains consistent electrical performance from -55°C to 165°C. Semiconductor packaging manufacturers previously struggled with standard silicone materials that raised signal attenuation and caused delamination after long running hours. This new formulation uses refined linear silicone polymers without heavy filler clusters, supporting automated dispensing and fast room-temperature curing. Industry buyers from Asia and North America are starting sample qualification for server chip modules. Analysts forecast low-loss silicone for advanced packaging will see double-digit demand growth through 2027 as AI server deployments expand.
